The GD30MPS12H is a 1200 V / 30 A Navitas GeneSiC silicon carbide Schottky MPS diode in the TO-247-2 package. The merged PiN Schottky structure combines a Schottky barrier with a PiN junction to deliver a low forward voltage, an outstanding figure of merit of capacitive charge times forward voltage, and enhanced surge-current withstand. Because a SiC Schottky diode stores essentially no charge, it has no reverse-recovery loss and no recovery noise, which makes it ideal for the freewheeling, rectification and power-factor-correction paths of high-frequency converters such as PFC stages, on-board chargers, solar inverters, SMPS and motor drives. The Gen4 thin-chip technology keeps forward voltage low, and the positive temperature coefficient of forward voltage allows diodes to be paralleled for higher current without thermal runaway. The device is 100 percent avalanche tested and rated to a 175 C maximum junction temperature, with a low thermal resistance and high dv/dt ruggedness.
